Japanese technology has always been under the global spotlight and recognized as a worldwide trend indicator. LEDinside observed flip chip LED and EMC will become the major development trend this year among manufacturers display and release of related equipment and material at Lighting Japan 2014, which took place at Tokyo Big Sight earlier this month. Below is LEDinside observations and trend analysis while interviewing equipment, material, and package manufacturers at the trade show:
Flip chip LED technology becomes LED industry new pet
As flip chip LED technology becomes more mature, flip chip products advantages of wire-bonding free and driven by high current meet the end market’s Cost/Performance (C/P) demands. Flip chip LED has become a major development focus for LED manufacturers in 2014.
OHASHI has launched LMS-2000 flip chip COB ­­­­equipment, which is a fully automatic LED flip chip one-shot bonder. The machine handles the four processes of adhesive dispensing, LED flip chip mounting, pre-heating, and one-shot bonding through a single system to provide high accuracy and productivity. Since flip chip technology is becoming more mature, increasing number of manufacturers want to make COB products to leverage flip chip strengths of wire-bonding free and driven by high currents. In general, it is believed the flip chip market will rise in the near future.

Related materials have also been launched. Dexerials displayed anisotropic conductive adhesive LEP Series (LEP 2000/LEP 3000), the ACF sizes are smaller than 5 um. By using anisotropic conductive adhesive to forcefully connect the substrate, the P-type and N-type can become fully insulated. In the last stage, the ACF finally breaks to complete electric conductivity.
Current AU/SN die bonding must operate at temperatures above 300 degrees Celsius, and can only use ceramic substrates. However by using LEP conductive adhesive, the operation temperature can be lowered to below 180 degrees Celsius. Substrate options are also expanded to glass and PET substrates. Overall, costs in chips, substrate and equipment can be reduced. It is estimated overall costs can be cut by 30 percent compared to AU/SN die bonding. LED manufacturers will only need to acquire thermocompressor with LEP anisotropic conductive adhesive.

Flip chip LED wafer level packaging has also received market attention. Apic Yamada had established WLP molding systems since 1997. Now, the company has integrated its know-how and technological expertise into the world’s first fully automated WLP molding system released on the market, the WCM-300L. The machine adopts in-line concept to process wafer loading or unloading, compound feeding, encapsulation and visual inspection. The system handles the wafer without any damage nor contamination and encapsulates high quality products. The press system is a high precision mechanical press, specially developed for WLP. This system can handle either liquid or granular compound to accommodate to the customer’s requirement. The WLP technology development can also greatly reduce LED packaging costs.
Currently, there are two kinds of molding processes for wafer level package. First is the Transfer Molding Process, the other is Compression Molding Process with powder type or liquid type. However, transfer molding for WLP is limited to 6 inch wafers, because of compound flow limitation. Compression molding is currently the main stream method. Therefore, Apic Yamada adopts Compression Molding Process to complete the process on reflector, phosphor and lens. Nowadays, Apic Yamada can develop 300mm wafer level package and 340mm squared large panel package. In the future, Apic Yamada plans to release 500x600mm large sized molding technology. The WCM-300L which is originally applied in memory and MEMS fields, is now being released by Apic Yamada to serve the LED market in response to emerging WLP concept in the LED industry.

LED package products introduce EMC lead frame to meet C/P advantages
Apic Yamada released EMC lead frame molding machine, which greatly reduces labor costs by using automated production advantages. Observations of EMC lead frame production advantages can be shown by calculating on an hourly production basis of 80,000 pcs, which brings monthly production for 3030 LED lead frames to about 40KK.

At the moment Hitachi is the exclusive supplier on the market for white epoxy materials for LED lead frames. Since EMC products can endure higher voltage and is cheaper than ceramic substrate, DAICEL is also developing white epoxy material, which is estimated to be released on the market in 2Q14. In addition, at Lighting Japan 2014 the company also displayed molding products co-developed with clients.
Continual material improvements for high temperature, high voltage, and high CRI backlight applications
DAICEL released LED package glue CELVENUS W0970 series and W0930 for LED display products and the CELVENUS W0925(W0926) for display and LED backlight market. Under high temperature and high current tests, CELVENUS product series still maintained good performance after 1,000 hours. This can solve the issue of lead frame vulcanization and diode erosion from using silicon package glue. The company also released its silicon package glue product T-series, which uses DAICEL patented technology. Compared to silicon glue sold on the market, the T-series has the features of vulcanization-resistant and provides excellent thermal resistance.

Dexerials also promoted at the show phosphor sheet products, since TV manufacturers are actively introducing 4K2K TV. High quality phosphor is especially popular among LED package manufacturers. Dexerials makes phosphor sheets from red and green phosphor, and assembled with blue chips can achieve 85 percent NTSC. The material is currently introduced into Sony 65” curved TV. Compared to phosphor coating, the sheet has advantages in uniformity. In comparison to QD film production process, Dexerials products can achieve mass production without creating environmental pollution.

Edinburgh Bursts into a Field of Light
One of Edinburgh’s iconic gardens has been transformed into a field of swaying, colourful spheres as part of a unique art installation commissioned by City of Edinburgh Council.
Field of Light, a contemporary light-based work by British artist Bruce Munro, has sprung up in St Andrew Square, where it will remain until 27 April.
This is the first public installation of Munro’s work in Scotland, which has delighted audiences around the world over the last five years, and also the first time it has appeared in an urban landscape.

Consisting of 9000 lighted glass orbs rising from illuminated stems, the installation ‘bursts into bloom’ at dusk, when spheres light up and gently change colour into the night. Munro, who created the first Field of Light in the field behind his Wiltshire home, says he was inspired by the heat and brightness of the Red Desert in Australia during a visit in 1992.
Creating an immersive experience, the eye-catching light show will offer residents and visitors to the city a unique perspective on St Andrew Square, enticing them to wander along pathways to view the blanket of light.
Councillor Steve Cardownie, Edinburgh’s Festivals and Events Champion, said: “Field of Light is a fantastic addition to St Andrew Square and we’re delighted to be hosting such a unique and well-received piece of art in the gardens.


“The exhibition follows on from an incredibly successful Christmas and Hogmanay in Edinburgh and I’m confident that this spectacular display will continue to attract interest and footfall to the city centre.”
Bruce Munro is best known for his striking and immersive light-based installations and has shown large-scale work in galleries, museums and outdoor spaces around the world throughout his 30-year career.
Commenting on his invitation to work in Edinburgh, Bruce Munro said: “I was thrilled to be invited to Edinburgh and St Andrew Square is a wonderful and unique location to exhibit in. The Field of Light is a bit of a chameleon in that the space changes the work more than the work changes the space. This is an added bonus for me because each new iteration we create delivers new surprises and gives one the distinct feeling that there is life force pulsating within the installation.”
The exhibition, which is free to view, is being funded by the City of Edinburgh Council with support from Marketing Edinburgh and Essential Edinburgh.

Cree CPW5 Z-Rec diodes extend benefits of SiC into megawatt power systems market, improving efficiency and reducing cost
DURHAM, NC -- Cree, Inc. (Nasdaq: CREE) introduces the new CPW5 Z-Rec® high-power silicon-carbide (SiC) Schottky diodes, the industry’s first commercially available family of 50-amp SiC rectifiers. Designed to deliver the cost reduction, high efficiency, system simplicity and improved reliability of SiC technology to high-power systems from 50 kW to over 1 MW, these new diodes can address demanding applications that include solar / PV inverters, industrial power supplies, induction heating, battery charging stations, wind-turbine converters and traction inverters.

Developed to facilitate the direct matching of 50-amp diodes to 50-amp MOSFETs or IGBTs, Cree® CPW5 Schottky diodes reduce system complexity and cost by enabling the replacement of multiple low-voltage, low-current SiC Schottky diodes, or silicon PiN diodes, with a single CPW5 rectifier. Additional cost savings can be achieved through reduced maximum voltage ratings and the elimination of snubber circuitry due to the diminished voltage overshoot during switching in silicon carbide.

Cree CPW5 diodes enable a new generation of high-current Si/SiC IGBT modules. Hybrid Si/SiC IGBT modules can deliver up to a 43-percent reduction in switching losses over conventional modules, while also reducing voltage- and current-overshoot, switching dead time and cooling requirements. As an added benefit, design engineers can use the same gate driver design and circuits used with conventional modules, allowing easy and immediate implementation. Cree CPW5 diodes also provide a peak forward surge resistance greater than 500 amps repetitive and 2000 amps non-repetitive, delivering increased reliability under the harshest electrical conditions.

3M and MSi have announced an extension of the duo's partnership in developing LED-based directional retrofit lamps including PAR, BR, and MR16 products.
3M and MSi have announced an extension of the duo's partnership in developing LED-based directional retrofit lamps including PAR, BR, and MR16 products. Epistar said it has reached a cross-licensing agreement with Philips after the two had previously contested intellectual property (IP) issues in court. The US Federal Trade Commission (FTC) has won a court order against Lights of America. And GE lighting will partner with Krislite on solid-state lighting (SSL) projects in Myanmar.
3M invests in MSi
Materials stalwart 3M (NYSE: MMM) has invested an unspecified sum in LED lighting specialist MSi. The two companies were first tied together publicly at Lightfair International in 2013, when an announcement from driver IC maker Marvell (Nasdaq: MRVL) revealed that its IC had been included in directional lamps such as LED PAR30 bulbs that were designed and manufactured by MSi for sale under the 3M brand. Prior to that announcement 3M had apparently designed an A-lamp on its own using an innovative light guide -- a design that won favorable reviews.
The latest investment will apparently expand the relationship as 3M seeks to penetrate the SSL sector with numerous materials. "3M's Light Management platform enables the company to manipulate light in different ways, and we are committed to developing high-quality LED lights," said Gabi Sabongi, vice president of 3M Corporate Ventures. "Solid-state lighting technology has the potential to reduce US lighting energy usage by nearly one half and contribute significantly to the nation's climate change solutions. MSI's technology is a great fit with 3M and takes our business relationship to the next level in a way that complements both companies."
MSi has found success in particular with PAR, BR, and MR16 lamps and the relationship with 3M could certainly raise the company's standing in the sector. "The relationship between MSi and 3M is already strong," said MSi president John Burke. "This investment allows us to further share ideas and innovations in LED. With 3M's range of technologies and expertise in optical science, we are very excited about the future and new ways to serve customers."
Epistar announces Philips license
In the IP arena, Epistar has announced a cross-licensing agreement with Philips although the latter has not acknowledged the latest agreement. The two have battled in court in the past and in 2009 Philips announced that it had granted Epistar a license to use some Philips LED manufacturing IP. A true cross-licensing agreement would signify that Epistar has been able to develop a considerable IP portfolio, moving the Taiwan-based manufacturer on more equal footing with the leaders in the packaged LED business.
The Epistar agreement announcement was brief and specifically stated that no more details beyond a brief statement will be disclosed. "With the agreement, Epistar can focus on developing new products and technologies to speed up the pace of innovation," said MJ Jou, Epistar president. "Furthermore, we believe IP remains important to the LED industry, and this cross-license demonstrates how leading companies appreciate the value of intangible assets."
FTC imposes judgment
Moving to court actions, the FTC's action against Lights of America has led to the US District Court for the Central District of California ordering the company to pay more than $21 million for misleading consumers. The FTC had first sued Lights of America in 2010. In October of last year, the FTC said that it had prevailed in the court action.
The new court order permanently prohibits the Lights of America principals from misrepresenting facts about LED lighting products. The FTC will presumably collect the money and offer refunds to impacted consumers. The new order places compliance and record-keeping constraints on the defendants.
GE allies with Krislite
Moving to southeast Asia and a new alliance, GE Lighting has announced that it will cooperate with Krislite in Myanmar. Krislite will be able to supply local projects with LED and other lighting products from the GE portfolio.
The agreement will be critical to Myanmar improving lighting conditions to expand its economy while leveraging energy efficiency. "GE Lighting has been a leader and trusted advisor for lighting solutions worldwide," said U Myint Swe, Chief Minister of the Yangon Region Government. "They are bringing into Myanmar more than a century of lighting legacy and innovations with a promise to share their experiences in lighting technologies and system with Myanmar and her people. Krislite has been operating in Myanmar for more than 20 years. They have a very strong reputation, are highly respected, and understand Myanmar very well. I'm sure the collaboration of these two experts will produce a fruitful result for Myanmar and become a core stimulant that helps drive the development of our country.www.greendyled.com
